摘  要:大面积高速光电探测器是空间相干光通信系统的核心接收器件之一。通过分析光电二极管载流子运动规律,建立了PIN光电二极管高频等效模型,同时根据微波S参数理论,建立了光电二极管TO封装等效电路模型。根据空间相干光通信空间耦合方式对探测器光敏面大面积、高带宽的需求,将其应用于5 Gbps空间相干探测体系中平衡光电探测器的整体封装。通过PIN光电二极管测量评估显示:实测频率响应曲线与模拟拟合曲线在10 MHz~5 GHz区间近似一致;整体封装的平衡探测器的探测灵敏度在5 Gbps通信速率下达-43.4 dBm。The large-area high-speed photodetector is one of the core receving devices in the spatial coherent optical communication system.By analyzing the the movement of the photodiode carrier,a high-frequency equivalent model of PIN photodiode was established.Based on the theory of microwave S-parameter,an equivalent circuit model of photodiode TO package was established with a similar pattern.According to the requirement of the large area and high bandwidth of the photosensitive surface of the detector by the spatial coupling mode of spatial coherent optical communication,it is applied to the overall package of the balanced photodetector in the 5 Gbps spatial coherent detection system.Based on the PIN photodiode measurement,the curves of the measured frequency response are approximately the same with the simulated results in the range of 10 MHz-5 GHz;The detection sensitivity of the overall packaged balanced detector is-43.4 dBm at a communication rate of 5 Gbps.
