摘 要:各向异性导电胶(ACA,Anisotropic ConductiveAdhesives)是一种新型微电子组件的连接材料,具有低污染、低温固化、低成本、高分辨性、高柔性、高润湿性等优异的性能,使其逐渐取代Pn/Sn焊料,广泛用于液晶显示器、芯片、发光二极管、光耦合器件等电子产品的集成电路的导电连接领域。本文从各向异性导电胶的产生、工作原理、组成(聚合物基体、导电粒子)等方面的研究现状进行了综述。Anisotropic Conductive Adhesives(ACA, Anisotropic Conductive Adhesives) is a new type of connection material for microelectronic components,which has excellent properties such as low pollution, low temperature curing, low cost, high resolution, high flexibility, and high wettability. It gradually replaces Pn/Sn solder and is widely used in the conductive connection field of integrated circuits of electronic products such as liquid crystal displays, chips, light-emitting diodes, and optical coupling devices. This article reviews the current research status of anisotropic conductive adhesives in terms of their generation, working principle, composition(polymer matrix, conductive particles), etc.
