摘  要:无线通信系统的快速发展对系统传输带宽和信号的峰均比的要求急剧增加,针对新一代基站固态功放的宽带应用需求,本文设计了一款混合连续型宽带Doherty功率放大器(DPA)。将DPA的主功放设计成混合连续模式,兼顾主功放在饱和与回退时的基波与二次谐波输出负载阻抗,改善DPA的带宽与回退效率。双阻抗匹配舍弃负载调制网络处的四分之一波长逆变线,后匹配拓展带宽,使拓扑结构更为简化。主辅功放均选用Cree公司CGH40010F晶体管,加工并实测,结果表明该DPA在2.8-3.6GHz频段内,饱和输出功率为43.2-44.3dBm,饱和增益大于8.5dB,饱和漏极效率62%-69%,功率回退6dB时漏极效率在50%-58%。The rapid development of wireless communication systems has sharply increased requirements for system transmission bandwidth and signal peak-to-average ratio.Aiming at the broadband application requirements of a new generation of base station solid-state power amplifiers,this paper designs a hybrid continuous broadband Doherty power amplifier(DPA).The DPA’s main power amplifier is designed into a hybrid continuous mode,which takes into account the fundamental and second harmonic output load impedances of the main power amplifier when it is saturated and back-off,and improves the bandwidth and back-off efficiency of the DPA.The double impedance matching discards the quarter-wavelength inverter line at the load modulation network,and the later matching expands the bandwidth,simplifying the topology.The main and auxiliary power amplifiers are made of Cree CGH40010 F transistors,processed and measured,and the results show that the DPA is in the 2.8-3.6 GHz frequency band,with a saturated output power of 43.2-44.3 dBm,a saturation gain greater than 8.5 dB,and a saturated drain efficiency of 62%-69%.,The drain efficiency is 50%-58%when the power is backed by 6 dB.
