摘  要:基于中国原子能科学研究院100 MeV质子回旋加速器,国内建成了用于微电子器件辐射效应研究的中能质子辐照试验装置。质子从加速器产生到入射器件样品期间,不可避免地会与束流传输线上的设备发生碰撞并产生大量次级中子,同时也使得质子束流参数发生改变。在开展微电子器件质子单粒子效应实验研究中,质子束流品质会直接影响单粒子效应截面测量的有效性和准确性。为评价质子束流品质,对中能质子辐照试验装置中质子束流传输线进行几何建模,并采用蒙特卡罗方法进行仿真模拟。选取质子入射能量100 MeV,通过降能片实现质子30~90 MeV能量调节,并将结果归一到单个质子入射情况,模拟得到样品辐照平面上质子的能量和注量分布、次级中子的能量和注量分布,以及中子质子比。模拟结果表明:次级中子对质子单粒子效应实验截面的影响很小,可以忽略。质子束的注量率范围、分布均匀性等参数均能够满足质子单粒子效应实验要求,表明该试验装置适合用于开展质子单粒子实验研究。[Background]Based on the 100 MeV proton cyclotron in the China Institute of Atomic Energy(CIAE),the middle-energy proton irradiation test facility was established and several proton single event effect(SEE)experimental study of micro-and nano-electronic devices were carried out.The proton beam striking the device under test(DUT)is contaminated with neutrons generated as a result of protons interacting with the devices between the accelerator and the DUT.The quality of the proton beam directly affects the effectiveness and accuracy of the experimental cross section of proton SEE.[Purpose]This study aims to simulate the proton beam distribution and secondary neutron for intermediate energy proton SEE test.[Methods]First of all,the geometric model of the proton beam transmission line was established.Then,the Monte Carlo N Particle Transport Code(MCNP)was employed to simulate the proton beam of 100 MeV incidence energy.Results were reduced to the case of single proton incidence,the energy and fluence distribution of proton beams on the sample irradiation plane were obtained,as well as the energy and fluence distribution of the secondary neutrons.Finally,influence of secondary neutrons on the experimental cross section of proton single event effect was analyzed according to the ratio of neutron fluence to proton fluence.[Results&Conclusions]Simulation results show the effect of secondary neutrons on the cross section of proton single event effect is insignificant,and the medium energy proton irradiation test facility in CIAE is very suitable for the experimental study of proton single event effects.
