摘 要:由于Pb的污染性和毒性,Sn-Pb焊料的应用受到了限制,研制绿色环保的无铅焊料势在必行。近年来无铅焊料的研发取得了较大的进展,部分焊料已获得了商业化应用。然而,与含铅焊料相比,无铅焊料的耐蚀性能仍不够理想。优异的耐蚀性是焊料可靠性的保证。目前,研究者们主要通过添加合金元素来改善无铅焊料的耐蚀性能。简述了Sn基无铅焊料耐蚀性的最新研究进展,介绍了在不同腐蚀介质中Sn基无铅焊料的腐蚀机理以及通过合金元素改善其耐蚀性的作用机理。指出了Sn基无铅焊料耐蚀性目前研究工作存在的不足,并提出解决方法。Due to the contamination and toxicity of Pb,the application of Sn-Pb solder is limited.It is imperative to develop green and environmentally friendly lead-free solders.Great achievements have been made for the research and development of lead-free solders,and some solders have been commercialized in recent years.However,the corrosion resistance of lead-free solders is less satisfactory than that of Pb-bearing solder.Excellent corrosion resistance can provide good reliability for the solders.At present,researchers mainly improve the corrosion resistance of lead-free solders by microalloying.Here the recent research progress on corrosion resistance of Sn-based lead-free solder is reviewed.After that,we discuss the corrosion mechanism of lead-free solders in different corrosive media and the role of alloying elements to improve the corrosion resistance of lead-free solders.Finally,the issues of the current researches on the corrosion resistance of Sn-based lead-free solders are pointed out along with possible solutions.
