摘  要:基于NEDI 0.7μm InP HBT工艺,设计了一种宽带非线性传输线梳谱发生器MMIC,输出频率范围覆盖DC-100 GHz,最大倍频次数高达60。梳谱发生器由40级非线性传输线单元级联构成,每个非线性单元由高阻微带线以及基极-集电极短接的晶体管组成。在一定功率的正弦波或方波信号驱动条件下,芯片输出端可以得到系列高次脉冲信号。测试结果显示,常温状态下,当输入功率为23 dBm、频率为1 GHz的正弦波信号时,十次谐波输出功率为-17 dBm、三十次谐波输出功率为-28 dBm、五十次谐波输出功率为-34 dBm、六十次谐波输出功率为-36 dBm、一百次谐波输出功率为-44 dBm。Based on NEDI 0.7 μm InP HBT process,a wideband comb generator MMIC using nonlinear transmission lines was designed.The output frequency range covers DC-100 GHz,and the maximum frequency multiplication factor reaches as high as 60. The comb generator was formed by cascading 40 nonlinear transmission line units,which included a high-impedance microstrip line and transistors with base-collector shorted. A series of high-order harmonic pulse signals could be obtained at the output end of the chip when driven by sinusoidal or square wave signals with certain power.The test results show that under normal temperature,when the comb generator is driven with 1 GHz sinusoidal signal with power of 23 dBm,the 10^(th),30^(th),50^(th),60^(th) and 100^(th) harmonic output powers are-17,-28,-34,-36,and-44 dBm respectively.
