摘  要:为实现高铁牵引整流器中绝缘栅双极型晶体管(insulated gate bipolar transistor,IGBT)键合线老化程度的状态监测,文中提出一种基于集射极饱和导通压降Vce的动态自适应参考值的方法。分析键合线老化脱落根数与Vce的对应关系,并基于动态自适应参考值来消除结温的影响。在离线条件下,采集特定导通电流下多种结温和键合线脱落程度下的Vce,构成参考数据集;对运行中的牵引整流器,监测IGBT在该特定导通电流下的Vce实际值,由参考数据集动态地计算出与该时刻结温相适应的Vce参考值,将实际值与参考值相比较,即可评估IGBT键合线老化状态。文中方法能有效消除结温对监测效果的影响,并能在牵引工况下完成牵引整流器中IGBT键合线老化状态监测。最后,利用实验测试验证所研究的方法的可行性。In order to monitor the bond wires aging degree of insulated gate bipolar transistors(IGBT) in high-speed rail traction rectifiers, a method combining the dynamic adaptive reference of the collector with the emitter saturated conduction voltage Vce was proposed. The relationship between the shedding number of bond wires and Vce was analyzed in detail,and accordingly the influence of junction temperature was eliminated based on the dynamic adaptive reference value.Then, under offline conditions, the Vce aging reference data set was obtained with various junction temperatures and bond wire shedding degrees under the specific conduction current. With this data set, it could provide a reference value of Vce and make a comparison with that of the traction rectifier in practical operation. By doing so, the task of the condition monitoring of the IGBT bond wires aging was accomplished. The proposed method can effectively eliminate the adverse effect of junction temperature and accordingly achieve satisfactory performance in terms of condition monitoring of the IGBT bond wires aging under traction condition. Finally, extensive experimental tests verify the effectiveness of the proposed method.
