摘 要:塑料封装相较于金属和陶瓷封装有着明显的优势,其技术成本低、封装方法简单、器件重量轻。近年来,塑封器件的研制能力和应用规模得到显著提升。然而,塑封器件也存在不足之处,塑封属于非气密性封装,防潮性和热稳定性差,使其难以在国防军工、航空航天等高可靠需求领域推广应用。重点研究了影响塑封器件可靠性的主要原因和典型故障模式,并从塑封材料、组装工艺、环境控制和性能评估等多个维度出发,给出了提升塑封器件可靠性和应用质量的思路。Compared with metal and ceramic packaging,plastic packaging has obvious advantages,such as low technical cost,simple packaging method and light weight.In recent years,the development capacity and application scale of plastic packaging devices have been significantly improved.However,plastic packaging devices also have shortcomings.Plastic packaging is a non-airtight package with poor moisture resistance and thermal stability,which makes it difficult to promote and apply in the fields of high reliability requirements such as national defense,military industry,aerospace and so on.This paper focuses on the main reasons and typical failure modes that affect the reliability of plastic packaging devices,and gives the ideas to improve the reliability and application quality of plastic packaging devices from the perspectives of plastic packaging materials,assembly process,environmental control and performance evaluation.
