摘  要:磁隧道结(MTJ)器件是隧道磁电阻传感器的核心结构,其频率响应特性关乎传感器的性能。本文提出了一种“隧道结电路模型+分布式寄生电容”的MTJ器件频率响应特性有限元仿真方法,并对桥式结构MTJ器件进行了实验测试与仿真对比分析,验证了该仿真方法的有效性。基于所提方法,针对电极尺寸对器件频响特性的影响进行了系统仿真,验证了利用该方法进行优化设计的可行性。相关研究对MTJ器件的设计具有重要指导意义。Magnetic tunnel junction(MTJ)devices are the core structure of tunnel magnetoresistance sensor,and the performance of the sensor depends on the frequency response characteristics.A finite element simulation method based on"MTJ circuit model plus distributed parasitic capacitance"for the frequency response characteristics of MTJ devices is proposed.The experiment and simulation contrasive analysis on MTJ device with bridge circuit are carried out and the effectiveness of the method is verified.Furthermore,the influence of electrode size on the frequency response characteristics of the devices is simulated systematically and the feasibility of using this method to optimize the design of the device is proved.Related researches have important guiding significance for the design of MTJ devices.
