摘  要:为了解决微电子科学与工程或集成电路设计与集成系统专业实验教学面临的难题,设计了基于LabVIEW与TCAD的MOS场效应晶体管虚拟仿真实验平台。该平台可以实现MOS场效应晶体管的电学性能测试和参数提取,包括数据输入与存储、控制命令输出、数据采集与显示、报错与停止以及图形分析与提取。该虚拟仿真实验平台为学生提供了良好的工程实践平台,具有操作简单和效率高的明显优势,能够充分调动学生的主观性并且帮助学生理解复杂问题。In order to solve the problems faced by microelectronics science and engineering or integrated circuit design and integrated system professional experimental teaching,a virtual simulation experimental platform of MOS field effect transistor based on LabVIEW and TCAD is designed.The platform can realize electrical performance testing and parameter extraction of MOS field effect transistor.It consists of data input and storage,control command output,data acquisition and display,error reporting and stopping,and graphic analysis and extraction.The virtual simulation experiment platform provides students with a good engineering practice platform,with simple operation and high efficiency,which can fully mobilize students'subjectivity and help students understand complex problems.
