摘  要:固态开关有利于实现配电网的柔性合环运行,但需要功率器件并联的固态开关存在电流不均衡问题。该文提出了基于栅源补偿电容动态均流方法,利用补偿电容以抑制通态电阻、阈值电压和其驱动电路上的栅极电阻、栅极电压对均流效果的影响,并进行了量化分析。该方法不仅改善了并联SiC-MOSFET模块的动态电流均衡性,还可以通过减慢SiC-MOSFET的开关速度,改善其开通电流尖峰和关断电压尖峰,通过对比实验验证了提出方法的可行性和有效性。Solid state switch is beneficial to realize flexible closed-loop operation of distribution network,but the current imbalance problem exists in solid state switch that requires parallel connection of power devices.In this paper,a dynamic current sharing method based on the gate source compensation capacitor is proposed.The compensation capacitor is used to suppress the influence of on state resistance,threshold voltage,gate resistance and gate voltage on the current sharing effect in its drive circuit.This method not only improves the dynamic current balance of the parallel SiC-MOSFET module,but also improves the turn on current spike and turn off voltage spike by slowing down the switching speed of SiC-MOSFET.The feasibility and effectiveness of the proposed method are verified by comparative experiments.
