摘　　要：劈刀是集成电路测试压焊工艺引线键合过程中的重要工具,正确的选择劈刀决定了键合的稳定性、可靠性和经济性。以ASM-AB339压焊机劈刀选用和更换为基础,介绍了劈刀的选型和拆装方法。研究得出,合理选择劈刀能有力地缓解压焊设备和劈刀刀头端面磨损,提高压焊设备和劈刀的使用寿命。The cleaver is an important tool in the process of lead bonding for IC test soldering process,and the correct selection of cleaver determines the stability,reliability and economy of bonding.Based on the selection and replacement of the cleaver of ASM--AB339 soldering machine,the selection and disassembly methods of cleaver are introduced.It is concluded that the reasonable selection of cleaver can strongly alleviate the wear and tear of the end face of the press welder and cleaver head,and improve the service life of the press welder and cleaver.
