摘 要:设计了一种基于SMIC 40 nm射频CMOS工艺的低功耗、低噪声、宽调谐范围压控振荡器模块,可应用于24 GHz频段的多普勒或调频连续波雷达系统。分别从电路架构优化、电容电感等无源器件分析,介绍了提高电路性能的具体实现方式。采用了四位电容阵列,实现了6 GHz的宽调谐范围;通过可配置电容偏置电压的方法,使得相邻子带频率重叠范围达到41.8%。为了提高压控振荡器的噪声性能,采用了自行设计的高Q值八字电感,EMX仿真下Q值为27.12。通过Cadence仿真软件对电路进行仿真优化,实际芯片流片测试结果表明,该VCO实现了23.77~30.05 GHz的宽调谐范围,1.1 V电源下工作电流为2.2 mA,功耗为2.42 mW,相位噪声为-103.05 dBc/Hz@1 MHz和-123.27 dBc/Hz@10 MHz。A low power,low noise and wide tuning range VCO module based on SMIC 40 nm RF CMOS technology is designed,which can be used in the 24 GHz frequency band Doppler or FMCW radar system.Based on the analysis of passive devices such as circuit architecture optimization,capacitance and inductance,the concrete realization ways of improving circuit performance are introduced.A wide tuning range of 6 GHz is achieved by using a 4-bit capacitor array.By means of configurable capacitor bias voltage,the overlapping range of adjacent subbands reaches 41.8%.In order to improve the noise performance of VCO,a self⁃designed eight⁃figure inductor with high Q value is used,and the Q value under EMX simulation is 27.12.The circuit is simulated and optimized by Cadence simulation software.The actual chip flow test results show that the VCO achieves a wide tuning range of 23.77~30.05 GHz,the working current is 2.2 mA and the power consumption is 2.42 mW under 1.1 V power supply.The phase noise is-103.05 dBc/Hz@1 MHz and-123.27 dBc/Hz@10 MHz.
