摘 要:随着半导体技术的发展,基于肖特基二极管的太赫兹接收机工作频率已实现1THz以上提升,并在太赫兹雷达、通信和探测领域得到了实际应用。文章首先对肖特基二极管器件的发展进行了梳理;其次介绍了利用肖特基二极管进行太赫兹接收机设计的技术路线,并对不同技术路线的优缺点进行了对比分析,得出适应不同场景和频率的太赫兹探测器设计方法。最后,总结目前基于太赫兹接收技术实现的高性能太赫兹应用系统,并在此基础上对太赫兹固态接收机技术的发展进行了展望。With the development of semiconductor technology,the operating frequency of terahertz receivers based on Schottky diodes has been increased by more than 1[KG-*9]THz.And it has been practically applied in the field of terahertz radar,communication and detection.First,this paper introduces the development of Schottky diode devices and the technical routes of terahertz receiver design using Schottky diodes.Then the advantages and disadvantages of different technical routes are compared and analysed.And the design methods of terahertz detectors adapted to different scenarios and frequencies are arrived at.The current high-performance terahertz application systems realised based on terahertz receiver technology are summarized.Finally,it looks forward to the development of terahertz solid-state receiver technology.
