摘 要:基于E/D15PHEMT工艺研制了一款2~18GHz用于相控阵雷达的时延放大多功能MMIC芯片。本芯片是一款集成了放大器、单刀双置开关、六位大波长时延器、数字驱动器等功能的多功能芯片,芯片尺寸为5mm×5mm。测试结果表明:发射接收增益皆大于-2dB,P-1在整个频带内达到12dBm。时延最小步进为10ps,最大时延量630ps,时延精度在发射和接收模式下为标称值的±4%,寄生调幅小于2dB。该芯片能够抗基于HBM的250V静电电压。A multi-function MMIC for phased array applications was developed and tested based on 0.15μm E/D GaAs pHEMT process.Digital driver and microwave circuits were integrated in the MFC,which combined two transmission amplifiers,a 6bit digitally controlled true time delay,four SPDTs and seven digital drivers.The band of operation was 2~18GHz and the chip size was 5mm×5mm.The chip exhibited the gain of more than-2dB and P-1of 12 dBm,both in transmitting and receiving mode.In 2~18GHz bandwidth,the true time delay(TTD)core-chip enabled a time delay up to 630 ps with a Least step bit(LSB)of 10 ps and a time deviation from linear behaviour of±4% both in transmitting and receiving mode and the amplitude error was less than 2dB over all time delay setting.This chip can endure static voltage of 250 V based on HBM.
