摘  要:为突破传统Doherty功率放大器(Doherty Power Amplifier,DPA)带宽的限制,提出了一种新型带宽拓展技术,包括对主辅两路有源负载调制网络和相位补偿网络的创新性设计,使得DPA单片微波集成电路(Monolithic Microwave Integrated Circuit,MMIC)在保持高效率输出的同时,实现宽频带内充分的负载调制。为了验证所提出的设计方法,设计了一款应用于5G大规模MIMO(Multiple Input Multiple Output,多输入多输出)应用的新型高效率宽带非对称氮化镓DPA MMIC。测试结果表明,所设计的DPA芯片在4.5~5.5 GHz范围内可达到39.2~40.6 dBm的饱和输出功率(Saturation Output Power,记为P_(sat))。饱和时的功率附加效率(Power Added Efficiency,PAE,记为P_(AE))为45.2%~51.1%,在输出功率回退6 dB时可实现40.1%~45.0%的P_(AE),小信号增益为12.7~13.9 dB。所提出的DPA在已发表的C波段宽带氮化镓DPA中展示了较高的饱和及6 dB回退P_(AE)。In order to break through the bandwidth limitation of traditional Doherty Power Amplifier(DPA),a new bandwidth expansion technology is proposed,including the innovative design of active load modulation network and phase compensation network,so that DPA Monolithic Microwave Integrated Circuit(MMIC)can achieve sufficient load modulation in wide band while maintaining high efficiency output.To validate the proposed design approach,a novel highefficiency wideband asymmetric gallium nitride DPA MMIC for 5G massive Multiple Input Multiple Output(MIMO)applications is designed.The measurement results show that the designed DPA chip can achieve 39.2-40.6 dBm saturation output power(P_(sat))in the range of 4.5-5.5 GHz.The Power Added Efficiency(P_(AE),that is P_(AE))at saturation is 45.2%-51.1%,and the P_(AE)of 40.1%-45.0%can be achieved at the output power rollback of 6 dB,and the small signal gain is 12.7-13.9 dB.The proposed DPA demonstrates high saturation and 6 dB back-off P_(AE)among published C-band wideband gallium nitride DPAs.
