摘　　要：为满足半导体功率器件测量对高精度、宽量程的需求,本系统设计了一种覆盖1 nA至10 mA量程的电流检测电路,分辨率最低达10 fA。系统包括漏电流保护、I/V转换、信号调理和A/D转换等模块,通过STM32控制器实现数据处理与校准。实验结果表明,本系统测量精度在10 fA至1μA范围内小于0.1%,1μA至100μA范围内小于0.05%,100μA至10 mA范围内小于0.03%。In order to meet the requirements for bias and wide range of semiconductor power device measurement,this system designs a current detection circuit covering the range of 1nA to 10 mA,with a minimum resolution of 10 fA.The system includes modules such as leakage current protection,I/V conversion,signal conditioning and A/D conversion,and realizes data processing and adjustment through the STM32 controller.Experimental results show that the measurement accuracy of this system is less than 0.1%in the range of 10 fA to 1μA,less than 0.05%in the range of 1μA to 100μA,and less than 0.03%in the range of 100μA to 10 mA.
