摘 要:本文提出了一种基于相变材料(Phase change material,PCM)锗锑碲(GST)的非易失性光开关,GST的非易失性可以减少光开关中的静态功耗。器件由一个普通硅波导和一个硅-GST混合波导组成,其尺寸通过有效折射率的相位匹配和混合波导模场分布来确定。本文仿真了复合波导中的模场分布,得到了两个超模。并且发现,当GST处于非晶态时,复合波导中存在很强的耦合。仿真结果表明:该器件的最佳工作波长为1566 nm;GST处于非晶态和晶态时,消光比分别高达23.8 dB和28.7 dB,插入损耗分别低至1.7 dB和0.11 dB。In this paper,a nonvolatile optical switch based on the phase-change material germanium antimony tellurium(GST)is proposed,and the nonvolatility of GST reduces the static power consumption in the optical switch.The device consists of a normal silicon waveguide and a silicon-GST hybrid waveguide,and the device dimensions are determined by phase matching of the effective refractive index and the mode field distribution in the hybrid waveguide.The mode field distribution in the hybrid waveguide is simulated and two supermodes are obtained.A strong coupling in the hybrid waveguide is found when GST is in the amorphous state.The simulation results show that the optimum operating wavelength of the device is 1573 nm,and the extinction ratios are as high as 22.5 dB and 30.8 dB in the amorphous and crystalline states,respectively.The insertion losses are as low as 0.17 dB and 1.86 dB in these two states,respectively.
