摘　　要：讨论了光学光刻技术的各种分辨力增强技术(RETs),根据各类光刻设备的开发进展,探讨了光学光刻技术的加工极限。This paper discusses the resolution enhancement technologies(RETs)in optical lithography.On the basis of developing of the kinds of optical exposure equipments,explores the ultimate resolution of opti-cal lithography in association with the look forward to the future of the people in semiconductor industry.
