摘　　要：ＤＸ中心是一种由施主（Ｄ）和缺陷（Ｘ）构成的复合体，存在于ｎ型ＡｌＧａＡｓ等Ⅲ－Ⅴ族化合物半导体之中。对ＤＸ中心的特点及其对器件的影响进行了分析，概述了弛豫模型和混晶场模型，同时，指出了这种缺陷的新应用。DX center is a complex consisting of donors(D) and some dislocations(X) in n -type AlGaAs and other Ⅲ Ⅴ compound semiconductors.The characteristics of the DX center and its effects on devices are analyzed.The relaxation model and mixed crystal field model are also described.In addition,new applications of the DX center are pointed out.
