摘　　要：以金属为外壳的封装是一种新的高密度封装技术 ,具有优异的导热性能及电性能。本文对这种封装的性能特点进行了介绍 ,结合化学镀铜金属化方法 ,以所研制的阳极氧化铝样品为基板进行了金属外壳封装的初步设计 。A high density packaging with superior thermal conduction and electrical performance,in which metal served as substrate or package,is introduced in this paper.The metal packaging by anodization is initially designed,combining with the means of electroless Cu plating some factors were analyzed in the experiments.
