摘　　要：采用 Silvoca公司的 UTMOST模型参数提取程序对 BSIM3V3模型参数进行提取 ,得出了BSIM3V3模型参数随器件尺寸变化的规律 ,并将此方法应用于清华大学微电子所工艺线 1 .0 μm工艺 ,给出此工艺下的多尺寸器件的 BSIM3V3模型参数。同时 ,对该方法的准确性进行了分析。Parameters of BSIM3V3 model are extracted by using UTMOST model parameter extractor of Silvoca.The rule for variation of BSIM3V3 model parameters with device sizes i s derived.This technique is applied to 1.0 μm process in the fab line of the Institute of Microelectronics,Tsinghua University.BSIM3V 3 model parameters of multi-sized devices for the 1.0 μm process are described.The accuracy of the method is also analyzed.
