摘　　要：介绍了微波多芯片组件中常用的三类裸芯片结构、特点,并分析了每类裸芯片自动贴装的要求。针对每类裸芯片详细阐述了自动贴片吸嘴的材料选择、特点分析和设计方法,提供了一套完整的微波多芯片组件裸芯片自动贴装吸嘴设计的方法。Introduce the structure and characteristics of three kinds of bare dies which are usually using in microwave multichip module, and analyze the automatic assembly request of the three kinds bare dies. Then study material choosing, characteristic analyzing and design method of the three kinds automatic assembly nozzle, and supply a whole way of nozzle design for microwave multichip module bare die automatic assembly.
