摘　　要：GaAs及其他Ⅲ -Ⅴ族半导体表面钝化一直是人们感兴趣的研究课题 ,在半导体器件制造工艺的发展中起着重要的作用 。Surface passivation of GaAs and other Ⅲ Ⅴ semiconductors plays an important role in the development of semiconductor devices. Recent developments of the sulfur passivation of GaAs surfaces are briefly reviewed from the aspects of both methodology and mechanism.
