摘　　要：采用一种自对准压缩台面结构制作高速 1.5 5 μmDFB激光器。激光器的典型阈值为 12mA ,单面斜率效率达 0 .15 7mW /mA ,出光功率大于 2 0mW。由于采用窄条p InP作为电流阻挡层 ,因此激光器的寄生电容可降至 2 .5 pF ,- 3dB调制带宽可达 9.A self aligned constricted mesa (SACM) high speed 1.55μm MQW DFB laser is developed. The typical threshold current of the SACM DFB laser is 12mA, the slope efficiency is 0.157mW/mA per facet, the output power is more than 20mW with more than 32 dB side mode suppression ratio. The parasitic capacitance of the SACM DFB laser is decreased to 2.5 pF due to the narrow p InP current blocking layer and the -3dB small signal response bandwidth is reached to 9.1GHz.
