摘 要:针对大带宽、低损耗的应用场景,研制了一款覆盖整个F波段(90~140GHz)的分谐波混频器。混频器采用国产分立二极管器件,以波导-石英混合集成电路形式实现。混频电路中所涉及的耦合探针、紧凑谐振滤波等结构均集成于厚度为127μm的单片石英基片上,通过设计高鲁棒性的直流接地回路以及紧凑谐振滤波单元,实现了整个石英基片的紧凑化及宽带混频特性。测试结果表明,所设计的分谐波混频器在12dBm本振功率激励下,可在90~140GHz频率范围内实现12~16d B的单边带变频损耗,本振和中频工作带宽分别为45~70GHz以及DC~15GHz,可以用于频谱扩展测量系统中。A sub-harmonic mixer(SHM)covering the full F-band(90-140GHz)was developed for broadband and lowloss applications.The SHM was designed using a domestic discrete Schottky diode and a waveguide-quartz hybrid integrated circuit process.The mixing circuit elements such as coupling probes and a compact filtering involved in the circuit structure were integrated on a single 127-μm-thick quartz substrate.By designing a highly robust direct current grounding structure and a compact resonant filter unit,a compact and broadband mixing performance on the entire quartz substrate was achieved.The measurement result shows that a single sideband(SSB)conversion loss of 12-16dB can be achieved in the 90-140GHz band under the drive of a 12dBm LO power.The LO and IF operating ranges are 45-70GHz and DC-15GHz,respectively.This SHM can be used in the extended spectrum measurement system.
