摘　　要：RSD(ReverselySwitchedDynistors)是一种晶闸管与晶体管相间排列的多元胞结构半导体开关器件,采用控制等离子体层触发的开通模式。从理论上分析了预充电荷对RSD开通特性的影响,给出了RSD的开通条件,实验结果与理论分析相符。最后,提出了几种改善RSD开通特性的方法。RSD is a multicell semiconductor switch.The device consists of several thousands of alternating thyristor and transistor sections and is triggered by a electronhole plasma layer.This paper analyzes the influence of precharge upon RSD turnon character.The experiment results meet the theoretical analysis very well.Several methods are presented to improve the turneon operation of RSD,too.
