摘　　要：根据P型VDMOS的特点,对实际的P型VDMOS工艺流程的特殊之处与常规MOS工艺和N型VDMOS工艺进行了对比,提出了较为合理的工艺流程。并利用工艺模拟软件对工艺流程进行了模拟,通过将已知工艺参数与工艺模拟软件结合起来使用,将模拟结果直接导入器件模拟软件,对击穿电压及阈值电压,进行了模拟计算,指出了P型VDMOS工艺流程的特点。This article contrasts the process of P type VDMOS with the process of N type VDMOS and process of CMOS by the characteristics of P type VDMOS, advances the appropriate process, uses technical parameters getting in factory and simulates the process by the process simulation program, gets results and puts them in device simulation program. The calculation results about breakdown voltage and threshold voltage are obtained. The characteristics of P type VDMOS are discussed.
