摘　　要：本文叙述了单片宽带GaAs MESFET电调衰减器的设计和制作.单片微波集成衰减器由3个MESFET按T型连接构成,整个芯片的尺寸为1.02×0.72mm.在1～18GHz范围内,插入损耗为2.0～2.7dB,各衰减状态下的输入和输出电压驻波比≤2.0,最大衰减量达20dB.在9GHz下的1dB插入压缩点功率为300mW.This paper presents the design and the fabrication of a monolithic wideband GaAs MESFET voltage-variable attenuator. The monolithic integrated attenuator consists of three GaAs MESFETs connected in a T type with a total chip size of 1.02 × 0.72mm, and shows aa insertion loss of 2.0-2.7dB and a maximum attenuation of 20dB in the 1-18GHz frequency range. The input and output VSWR are bettor than 2:1. The 1dB compression input power for the GaAs MESFET attenuator is measured to be 300mW at 9GHz.
