摘　　要：本文分析了影响列阵半导体激光器输出功率的因素。利用分子束外延生长方法生长出 In Ga As/Ga As应变量子阱激光器材料。利用该材料制作出的应变量子阱列阵窗口半导体激光器 ,准连续 (5 0 0μs,10 0 Hz)输出功率达到 80 W(室温 ) ,峰值波长为 939～ 941nm。In this paper we analyzed the facts which have influence over the ultimate output power of laser diodes.The InGaAs/GaAs material with strain quantum well structure has been grown by MBE.Output power of the array window semiconductor laser QCW with the materil achieves 80 W (500 μs,100 Hz).The peak wavelength is 939～941 nm.
