摘　　要：LPCVD设备是目前国内外半导体集成电路,半导体光电器件制备工艺中常用的CVD设备之一。简要分析正硅酸乙酯源低压化学气相淀积法淀积SiO_2膜过程中产生的问题,并根据实际使用的经验,对低压化学气相淀积法设备在生产过程中出现的问题进行讨论,分析和总结其维护及保养措施。In this paper,the method of LPCVD with TEOS source deposition problems in the process of SiO_2 membrane was briefly analyzed. According to the experience of the actual use,this paper discusses some problems in the process of LPCVD production,analyzes and summarizes its maintenance.
