摘　　要：针对Sn-Cu、Sn-Ag、Sn-Ag-Cu以及Sn-In等几种具有广泛应用前景的无铅合金焊料的重要基础性质之一的机械性质,介绍分析了目前在诸如抗拉伸强度、蠕变特性、疲劳特性等方面所取得的一些研究成果,以及金属间化合物对焊料可靠性的影响。The status of research on lead-free solders, such as Sn-Cu, Sn-Ag, Sn-Ag-Cu and Sn-In, is reviewed. This paper focuses on their mechanical properties, and analyzes the results of tensile test, shear stress test, creep deformation test and fatigue test. The reliability of lead-free solder influenced by inter metallics is also discussed.
